Shinko Electric Industries
Top-tier ABF flip-chip package substrates
Shinko Electric (majority owned by Fujitsu, subject to a JIC-led buyout) is a top-three maker of high-end flip-chip BGA and ABF-based package substrates alongside Ibiden and Unimicron — the substrates that carry Nvidia/AMD AI GPUs. Substrate supply has repeatedly been a bottleneck for accelerator output, making Shinko a structural packaging node distinct from the existing Ibiden entry.
